Beschusswinkelabhängige kinetisch induzierte elektronische Anregung in Dünnschichtsystemen

Die folgende Arbeit behandelt die beschusswinkelabhängige elektronische Anregung in MIM (Metal-Isolator-Metal) Systemen und Einkristallen. Der Fokus dieser Arbeit liegt hierbei auf der Untersuchung von sowohl externer als auch innerer Elektronenemission, wobei zur Beschreibung der letzteren ein ballistisches Transportmodell entwickelt wird. Im Fall der externen Emission wird die Energie-, die Beschusswinkel- und die Kristallstrukturabhängigkeit für 5-10 keV Ar+ auf Ag studiert und gezeigt, dass die resultierenden Ausbeuten durch existierende Modelle von Baragiola und Sroubek beschrieben werden können. Es ist darüber hinaus innerhalb des Sroubek‘schen Hot-Spot Modells möglich, die lokal erhöhte Elektronentemperatur im Einschlaggebiet zu bestimmen. Unter Verwendung dieser Temperatur, einiger Modellannahmen und einer von Kovacs modifizierten Version des Richardson-Dushman Formalismus‘ können so die numerischen Werte für die externe Elektronenausbeute berechnet werden. Für die innere Emission wird eine klare Beschusswinkelabhängigkeit gemessen, indem die innere Ausbeute beim Übergang von senkrechtem zu streifendem Einfall um eine Größenordnung abnimmt. Dieser Rückgang ist unabhängig von der Projektilenergie sowie der Schichtdicke der beschossenen Deckelektrode. Ein weiteres wichtiges Resultat ist der für verschiedene Beschusswinkel nahezu unveränderte biasspannungsabhängige Umpolungs-punkt der inneren Emission. Dieses Resultat kann mithilfe des Meyer’schen Zwei-Temperatur Modells verstanden werden. Dieses verknüpft den biasspannungabhängigen Umpolungspunkt mit einer am Oxid herrschenden lokal erhöhten Elektronentemperatur. Für hohe Temperaturen wird hier ein linearer Zusammenhang beobachtet, bei welchem die Steigung von der Bandstruktur am Interface abhängt. Im weiteren Verlauf wird gezeigt, dass sowohl die Temperaturabhängigkeit des chemischen Potentials als auch die globale beschussinduzierte Aufheizung der Probe vernachlässigt werden können. Abschließend wird ein anisotropes Modell entwickelt, welches auf dem ballistischen Model von Baragiola basiert. Es wird demonstriert, dass das Abklingen der normierten inneren Ausbeute größtenteils verstanden werden kann, wenn angenommen wird, dass die innere Emission durch heiße Elektronen dominiert wird. Diese an der Oberfläche angeregten La-dungsträger weisen eine Winkelverteilung auf und bewegen sich anisotrop innerhalb eines Transportkegels in Richtung des vergrabenen Oxids. Dazu wird die vereinfachte Behandlung von Phänomenen wie Streuung, Transmission und anderen Anregungsmechanismen diskutiert. Abschließend werden die Resultate Monte-Carlo Simulationen von Ullah gegenüber gestellt, welcher die innere Emission sowie die Elektronenemission in Vorwärtsrichtung untersucht.

The following work deals with the impact-angle dependent ion-induced electronic excitation of MIM (metal-insulator-metal) systems and single crystals. Thereby the impact angle dependence of the internal as well as the external electron emissions yield is studied and a ballistic model is developed to describe the observed behavior. The energy-, the impact angle- and the crystal-structure dependence of the external electron yield is studied for 5-keV to 10-keV Ar+ onto Ag, and it is shown, that the results can be understood in terms of existing models of Baragiola and Sroubek. Moreover it is demonstrated, that it is possible to derive the local electron temperature in the impact region by applying Sroubek’s Hot Spot Model. Using this temperature and some model assumptions concerning the spatial expansion and temporal duration of the emission, it is possible to calculate the external yield within a modified version of the Richardson-Dushman Model. In the case of the internal emission in MIM systems it is demonstrated, that the internal electron emission yield exhibits a clear impact angle dependence, as it drops by an order of magnitude, if the impact angle is changed from perpendicular to grazing incidence. Furthermore, the impact-angle dependent shape of the internal yield remains the same, if either the primary energy or the thickness of the top metal layer are changed. Another striking result is the unchanged bias-dependent polarity change of the internal emission yield for different impact angles of the projectiles. This observation can be interpreted in terms of the Two-Temperature Model developed by Meyer. Within this model, the bias-dependent polarity change of the internal yield is directly connected to the electron temperature at the metal-oxide interface. For high values of the electron temperature a linear dependence between electron temperature and bias voltage is observed, where the slope is correlated to the band structure at the interface. Moreover it is shown, that the temperature dependence of the chemical potential as well as the ion-induced heating of the sample can be neglected. Finally an anisotropic model is developed, which bases on the ballistic model by Baragiola. It is shown, that the decrease of the normalized internal yield can be understood fairly well, if the assumption is made, that hot electrons, which are excited by the projectile at the surface, dominate the internal yield. These excited electrons exhibit an angular distribution and travel anisotropically within a transport cone downwards to the buried oxide barrier. The simplified treatment of phenomena like scattering, transmission and other excitation mechanisms are discussed as well. Concluding Monte-Carlo Simulations of Ullah dealing with internal and forward electron emission are presented and compared to our results.
