In the modern information and communication technology optoelectronic devices and circuits are used, which
are often based on mesoscopic semiconductor heterostructures. Their main production parameters are
microstructural key parameter like the layer thickness, the local chemical composition of the layer, the interface
quality, the crystal perfection and the doping concentration distribution. With the variation of these parameters
problem oriented customized device properties could be realized which are based on specific designed
energy band structures. For the control and the optimization of the key parameters for example Scanning
Transmission Electron Microscopes (STEM) with a nanaometer and even subnanometer resolution are used.
They provide a lot of different analysis methods like the electron diffraction or the Z-contrast imaging. The
measurement results of the STEM are often very complicated and so they must be compared with simulation
results. For the quantitative interpretation of the measurement results the multislice approach could be used.
The multislice approach is based on the dynamical electron diffraction theory. This approach had to be
extended with inelastical effects for the quantitative comparison between simulation and experiment. With this
extended multislice approach a lot of different problems for the characterization of semiconductor hetero
structures from the technical interesting quaternary III-V- and II-VI- semiconductor material system and the novel
material system of the group III-Nitride were investigated. Also the reason of effects that appear on different
materialsystems was investigated.
In der modernen Informations- und Kommunikationstechnik werden vielfach optoelektronische Bauelemente
und Schaltungen, die in der Regel auf mesoskopischen Halbleiterheterostrukturen basieren, verwendet. Deren
wichtigsten Herstellungsparameter sind mikrostrukturelle Schlüsselparameter wie die Schichtdicken, die lokale
chemische Zusammensetzung der einzelnen Schichten, die Grenzflächenbeschaffenheit, die Kristallperfektion
und die Dotierstoffkonzentrationsverteilung. Mit deren Variation können problemorientiert, maßgeschneiderte
Bauelementeigenschaften, basierend auf gezielt einstellbaren Bandstrukturen, realisiert werden. Zur Kontrolle
und Optimierung der Schlüsselparameter werden u.a. Raster-Transmissionselektronenmikroskope (RTEM)
eingesetzt, deren Ortsauflösung in den Nanometer-, sogar bis in den Subnanometerbreich reichen. RTEM's
stellen verschiedenste Analysemethoden, wie die Elektronenbeugung und den Ordnungszahl-Kontrast, zur
Verfügung. Die damit erzielbaren Messergebnisse entziehen sich vielfach einer einfachen Interpretation und
müssen daher mit Simulationsergebnissen verglichen werden. Für die quantitative Interpretation der
Messergebnisse eignet sich prinzipiell der sogenannte Multislice-Ansatz, der auf der dynamischen
Elektronenbeugungstheorie basiert. Für den quantitativen Vergleich zwischen Simulation und Experiment
musste dieser Ansatz um inelastische Effekte erweitert werden. Mit dem so erweiterten Multislice-Ansatz sind
verschiedenste Problemstellungen für die Charakterisierung von Halbleiterheterostrukturen aus technisch
relevanten quaternären III-V- und II-VI-Halbleitermaterialsystemen sowie aus dem neuartigen Materialsystem
der Gruppe III-Nitride untersucht und geklärt worden. Außerdem ist auch die Ursache für bis dahin ungeklärte,
materialsystemübergreifende Effekte bestimmt worden.
